Mix-and-Match Lithography Tackles Tighter Requirements
Such issues as overlay registration and lens distortion are relatively under control for today's lithographers mixing various tools and wavelengths in production. But a move into the 65 nm node brings with it extremely tight tolerances and fewer non-critical layers, further complicating mix-and-match lithography schemes.
