Perspectives From the Leading Edge: If It's Thursday, It Must Be San Jose Phil Garrou continues to blog on the SUSS/STS/NEXX System road tour, making known his position on the nearly extinquished debate on whether 3-D packaging is best done with a via-first or via-last approach. Garrou also looks at the better-than-expected trend in aspect ratios. "If we look at image sensors, the current vias are 50+ µm and the layer thicknesses are 100-150 µm. No 20:1 aspect ratios here. Looking at CIS roadmaps, they are projecting smaller vias and thinner layers, and at no point do I see an aspect ratio >5:1," Garrou writes. Memory stacks from Samsung Electronics show similar trends, with aspect ratios "5:1 in the worst case."
