Electromigration-Induced Failures in Plastic Encapsulated IC Packages
A commercial CMOS digital potentiometer IC in a small outline transistor package was demonstrating field failures after one month of operation. Engineers at Boston Scientific performed failure analysis and determined that plated silver metal had migrated inside the plastic-encapsulated package, depositing metallic "stringers" along the interface between the die attach epoxy and plastic encapsulate deep inside the package. Resolution may involve replacing the silver plate with an alternative metal.
