Ohio Inventors Develop Norbornene-Type Monomers

ALEXANDRIA, Va., March 26 -- Xiaoming Wu of Strongsville, Ohio, Larry F. Rhodes of Silver Lake, Ohio, and Lawrence Seger of Gates Mills, Ohio, have developed a norbornene-type monomers.
According to the U.S. Patent & Trademark Office: "The disclosed invention relates to novel norborne-type monomers containing pendent lactone or sultone groups. The invention also relates to norborne-type polymers and copolymers containing pendent lactone or sultone groups. These polymers and copolymers are useful in making photoimagable materials. The photoimagable materials are particularly suitable for use in photoresist compositions useful in 193 and 157 nanometre photolithography."
The inventors were issued U.S. Patent No. 7,341,818 on March 11.
The patent has been assigned to Promerus LLC, Brecksville, Ohio.
